RELAXATION OF HOT-ELECTRON MOMENTUM AND ENERGY BY INTERACTION WITH OPTICAL PHONONS IN HETEROSTRUCTURES

The effective temperature model and the assumption of occupancy of several size-quantization subbands are used in a theoretical calculation of the rate of intrasubband relaxation of the momentum and energy of hot electrons in heterostructures. Analytic expressions are obtained for these characteristics in the case of an arbitrary degree of degeneracy of the electron gas. It is shown that size quantization of the energy spectrum results in a considerable reduction in the energy relaxation rate. An analysis is made of the influence of an allowance for degeneracy and screening on the precision of calculation of the relaxation rates. A satisfactory agreement between the calculated relaxation characteristics and the known experimental data is reported.
