摘要
Fundamental equations based on linear-viscoelastic theory were established to determine the thermal stress and deformation due to cooling or heating in a multilayer laminated body constructed by a thermosetting resin and metal or ceramics. The experimentally obtained values showed a high level of correlation with values theoretically calculated by the viscoelastic analysis in an epoxy resin/aluminum alloy laminated beam. For practical problems, the warp deformation and residual stress in Fe-Ni alloy and encapsulating resin laminated body for LSI plastic packages during the cooling process was calculated using these fundamental equations. The results demonstrate the necessity of thermoviscoelastic analysis for the design of materials and processes of a plastic multilayer laminated body.
