摘要
Abstract This work presents the design and numerical simulation of a bifacial heterojunction in three-dimensional (3D) space with ATLAS-SILVACO software. The materials used in our simulation are the crystalline silicon p-type and amorphous silicon in the formation of the heterojunction. The front face of this cell is the amorphous silicon doped n+ with a thickness of 1 µm and 1 × 1018 cm−3 doping concentration donators, and the bottom face is amorphous silicon doped p++ with a thickness of 1 µm and 1 × 1020 cm−3 doping concentration acceptors. The photovoltaic conversion efficiencies obtained from this cell are 21.61% on the front side, and 21.15% on the rear side with ultrathin film of silicon p-type (37µm), and one sun of illumination at front and rear side for one time. The ratio of efficiency conversion for this bifacial cell is about 97%, showing that it is a good choice for making a bifacial heterojunction silicon solar cell.
