摘要
A W-band single-balanced mixer is designed and fabricated in 40 nm digital CMOS technology. The circuit consumes 11.5 mW dc power with the supply voltage of 1 V, while the core circuit consumes only 4.2 mW. The measured peak conversion gain achieves 2.5 dB at 94 GHz, and the input 1dB compression point (iP1dB) is -12 dBm with the IF frequency of 10 GHz. The circuit occupies a core area of only 0.33 mm(2).
