Electron-electron scattering in semiconductor superlattices

摘要
We have calculated relaxation time for electron-electron scattering in a superlattice of type-I, using Fermi-golden rule. In a superlattice both intralayer and interlayer electron-electron interactions contribute to the screened potential which is used in Fermi-golden rule. Therefore electron-electron scattering relaxation time in a superlattice differs from that of two dimensional free electron gas. Our computed relaxation time is compared with experimental results as well as with earlier calculations of relaxation time for two dimensional free electron gas. Our calculations shows better agreement with the experimental result in comparison with existing calculations. The contributions to mobility from electron-electron scattering is also evaluated using our calculations.
