摘要
This paper proposes a 500 GHz active imaging system. As the key component of the receiver, a detector has been designed by using zero bias Schottky diode. The whole circuit is based on field-circuit combination method, and simulated responsivity of detector is above 2000V/W at the band of 470 similar to 530 GHz.
