High performance mid- and far-infrared quantum cascade lasers

摘要
Low threshold and highly tunable mid-infrared lasers are demonstrated based on a bound-to continuum active region. Tunable emission over more than 150cm(1) have been achieved. Terahertz quantum cascade lasers based on a bound to continuum active regions combined with an optical phonon extraction. Operation up to 117K is demonstrated.
