A 300 GHz Push-Push VCO with Bulk Voltage Control in 65 nm CMOS

摘要
A 300 GHz cross-coupled push-push voltage controlled oscillator(VCO) is fabricated using the TSMC 65nm CMOS logic process. A high-speed and high on-off ratio SPST switch is designed to match with the oscillator, and then a slotted antenna is designed to radiate THz signals. Therefore, a THz source with OOK modulator is realized. The cross-coupled with push-push structure are adopted to design the VCO, and the frequency tuning was controlled by bulk voltage. The simulated output power is -10.8 dBm, consuming 20.4 mA DC current under 1.2 V power supply. The VCO can be tuned from 299 to 306 GHz, and the phase noise is -87.9 dBc/Hz at 1 MHz offset with a compact area of 0.196 mm (2).
