Optical Properties of Transition-metal-doped ZnO Single Crystals

摘要
We report the optical properties of transition-metal-doped (Fe and Mn) ZnO single crystals. The room temperature Raman shifts from both crystals show qualitatively identical behaviors that of the wurtzite ZnO crystal. Low-temperature (5 K) photoluminescence emissions from the ZnFeO crystal show neutral and ionized donor bound excitons along with a free exciton transition whereas those from the ZnMnO crystal exhibit only a neutral donor bound exciton at 5 K and a free exciton emerge.,, at above 30 K. With increasing temperature, bound excitons in both samples quench immediately while free excitons remain to room temperature. We try to analyze the temperature dependence of the photoluminescence transitions by adopting the Arrehnius fitting technique to discuss binding energies of different bound excitons.
