Evidence for PT-ferroelectries interface scenario of different fatigue behaviors between Bi4Ti3O12 and Bi3.25La0.75Ti3O12 thin film capacitors

Via "ex situ" X-ray photoelectron spectroscopy (XPS) studies, Pt-Bi4Ti3O12(BTO) and Pt-Bi3.25La0.75Ti3O12(BLT) interfaces are indicated to possess different features. The polar metal-impurity-oxygen-vacancy defect pairs determined in Pt-BTO interfaces can pin the polarization of surrounding lattices leading to fatigue of BTO capacitors. Due to the specific surface configurations of BLT crystals, the concentration of similar defect pairs are relatively low in Pt-BLT interfaces. BLT capacitors thus exhibit good fatigue resistance.
