A thermodynamic assessment of the Ga-In-P system

摘要
The experimental phase diagram data of the Ga-In-P ternary system have been critically assessed. The interaction parameters of the liquid phase and the semiconductor compound are provided. With the assessed thermodynamic parameters, the pseudobinary GaP-InP phase diagram and the Ga-In-P ternary isothermal sections were calculated and compared with the related experimental data.
