Lasing via ground-subband transitions in V-groove quantum wire lasers

摘要
We present direct evidence of stimulated emission from the one-dimensional ground subband in optically pumped GaAs/AlGaAs V-groove quantum wire structures. We find that the lasing is sustained by excitonic gain. Spectra detected for low excitation power and above the lasing threshold demonstrate that lasing originates from localized excitons.
