20GHz subpicosecond monolithic modelocked laser diode

摘要
The authors have succeeded in generating subpicosecond (790fs) optical pulses from a monolithic modelocked laser diode with an integrated extended cavity at a repetition rate of 20GHz. Shortening of the Dulse due to the reduction of the cavity loss was achieved by embedding a non-doped InP layer on the extended cavity.
