Zener-phonon resonances in the quantum transport of multiband semiconductor superlattices

摘要
The influence of electron-phonon scattering on intersubband tunneling in two-band semiconductor superlattices is treated within a quantum-kinetic approach. Intracollisional field effects are taken into account. In addition to the known electro-phonon and intersubband resonances, combined Zener-phonon resonances are predicted to occur in the current density. These nonanalytic current resonances are most pronounced, when the widths of the upper and lower miniband differ remarkably.
