Study of the intrinsic defects in solution grown CuInSe2 crystals depending on the path of crystallization

摘要
CuInSe2 crystals are grown from CuSe and InSe solutions at temperatures between 800 and 650 degrees C. The crystals were investigated by Hall measurements in van der Pauw geometry and subsequent simulation of the carrier densities depending on temperature. Depending on the solvent, the samples change from p-type conductive and a low compensated material at room temperature to n-type conductive and heavily compensated material using CuSe and InSe solutions, respectively. The results are attributed to the different off-stoichiometric compositions, i.e. different intrinsic point defects depending on the two different paths of crystallization.
