Photocurrent and electroluminescence in vertical-cavity surface-emitting lasers

We investigate both experimentally and theoretically the photocurrent and spontaneous emission spectra of vertical-cavity surface-emitting lasers below threshold. Special prominence is given to the spectral broadening due to finite numerical aperture. In the frame of a matrix formalism, photoresponsivity is determined as proportional to intracavity absorption, taking into account the angular dependence of the overlap factor, while an analytical approximation is proposed for the emitted flux as a function of the angle of collection.
