摘要
A technique of reducing the thermal resistance of a distributed Bragg reflector (DBR) is proposed to improve the performance of vertical-cavity surface-emitting lasers (VCSELs). The improvement mechanism is based on the large thermal resistivity difference between two component materials of the DBR. The thickness of each DBR layer is designed taking into consideration both the optical properties and thermal resistance. The theoretical design of the thickness-modulated DBR and the lasing characteristics of the fabricated VCSEL are discussed.
