摘要
A metal-tellurene-metal terahertz photodetector,and realized optical detection under millimeter wave-tera- hertz wave are fabricated. The results show that the terahertz photodetector based on logarithmic antenna tellurene has a high optical responsivity(40 mA/W,0. 12 THz)under zero bias,a response time of 8 mu s,and a noise equivalent power (NEP)of 4 pWmiddotHz-0.5. This research results provide a new development path for high-performance room temperature terahertz optical detection.
