P-type Hybrid Heterojunction Solar Cells Naturally Incorporating Gettering and Bulk Hydrogenation

摘要
A p-type hybrid heterojunction solar cell structure and process sequence are presented with laser-doped, plated front contacts and a rear amorphous silicon-based heterojunction structure. External quantum efficiency measurements and wafer ray-tracing simulations show the optical advantages of the hybrid structure compared to a pure heterojunction device by avoiding light absorption in amorphous silicon and transparent conductive oxides on the front surface. The hybrid structure allows for natural incorporation of gettering and bulk hydrogenation throughout cell fabrication. Initial cell results demonstrate a Voc of 657 mV, with less than 0.1% absolute efficiency loss due to light-induced degradation.
