Synthesis of a highly ordered single-crystalline Bi2S3 nanowire array and its metal/semiconductor/metal back-to-back Schottky diode

摘要
A simple hydrothermal method to synthesize a highly oriented single-crystalline Bi2S3 nanowire array film on a tungsten foil was reported. A metal/semiconductor/metal (MSM) sandwich structure was fabricated by placing another metal foil as the top electrode on the nanowire array film. 930mg of ethylenediaminetetraacetic acid disodium salt was dissolved in 50 mL of deionized water, followed by the addition of 388 mg of Bi(NO 3).5H2O. The mixture was ultrasonicated until the white precipitate hydrolyzed from Bi(NO3) was totally dissolved and the solution was clear. The morphology and structure of the produced Bi 2S3 films were investigated by field-scanning electron microscopy. The results show that all the films have complex nanostructures composed of nanowires grown on the W substrate but the alignment of Bi 2S3 nanowires are quite different for different concentration of bismuth nitride added.
