摘要
We present single-mode distributed feedback interband cascade lasers with record long wavelength emission beyond 5.2 mu m. The devices show continuous wave operation at room temperature, threshold currents of 66 mA and side mode suppression ratios >28 dB with more than 5 nm tuning range.
