摘要
ZnSe1-xTex solid solutions doped with Cu and Cl have been synthesized from ZnSe and ZnTe powders. The defect structure, solubility of dopants and photoluminescence at UV and X-ray excitation have been investigated. At 300 K materials with x = 0-0.3 show intense donor-acceptor pair photoluminescence bands with peaks in the region of 1.89 to 1.57 eV. The maximum photoluminescence intensity in ZnSe1-xTex:Cu:Cl solid solutions formed after a slow cooling thermal treatment has been achieved near 0.06 at% Cu. Interstitial tellurium as a self-activated or donor-acceptor pair photoluminescence band killer for zinc and cadmium tellurides has been proposed.
