Electron-hole plasma lasing in a ZnO random laser

摘要
We investigate the random lasing behaviors of ZnO nanopowder over a wide temperature range from 20 to 300 K. The temperature dependencies of the lasing peak energy and threshold carrier density are measured. It is found that these dependencies agree very well with theoretical calculations based on quantum many-body theory. We conclude from the analysis of the temperature-dependent lasing characteristics that the lasing emission of the ZnO nanopowder originates from the recombination of electron-hole plasma over the entire temperature range investigated.
