摘要:
Hybrid III-V multiple-quantum-well (MQW) optical waveguide with lateral-current-injection structure has been demonstrated in Si photonic template. Reducing top cladding and lateral dimension of MQW, high optical confinement with >16dB modulation efficiency within 2V through quantum-confined Stark effect (QCSE) in 180 mu m long waveguide has been shown.
