摘要
In this paper we present for the first time the design of a novel multi-stage asymmetric 2:1 Doherty GaN power amplifier MMIC operating in Ka-band at 27-31 GHz, with nominally 2 W average power and 12 W peak. The asymmetry of the Doherty is achieved through the drain voltage, and the peaking and the carrier amplifiers have the same output stage peripheries. The MMIC is designed in a GaN-on-SiC process and is of small size for compact deployment in 5G and satellite communications systems.
