The semiclassical transport equations are used to study the high frequency performance of AlGaAs / GaAs HBTs. Electron velocity overshoot effect and its influence on the cut off frequency characteristics of AlGaAs / GaAs HBTs with different collector design parameters are analyzed and discussed.
