摘要
This paper presents the development and fabrication of a reflective-type phase shifter (RTPS) operating within the frequency range of 27-33 GHz, utilizing monolithically integrated BST varactors. The measured performance demonstrates a continuous phase shift capability of 110 degrees with an insertion loss better than 5.5dB, highlighting the effectiveness of BST varactors in phase shifters within high-frequency communication systems. The area of the device is 140 x 280 mu m2 which is result of a novel miniaturization approach. This method resulted in highly miniaturized coupler with normalized size of 0.031.g x 0.031.g. Moreover, the monolithic integration of BST-based reflective loads offers a low-cost solution with zero DC power consumption, addressing the need for energy-efficient devices in next-generation communication systems.
