Study of cyclotron resonance in very high magnetic fields and nonparabolic energy band in InGaAs/InAlAs quantum wells

Infrared cyclotron resonance of two-dimensional electrons in modulation-doped InGaAs/InAlAs multi-quantum wells lattice-matched to InP substrates has been studied using CO2 laser and pulsed magnetic fields up to 100 T. Apparent cyclotron effective masses in a direction parallel to the quantum well plane were 0.066 m0 at 24 K and 0.067 m0 at room temperature in the 5-nm-wide wells, which were quite larger than the bulk band-edge mass of 0.041 m0. The experiments gave an evidence of strong nonparabolicity in conduction subbands of narrow quantum wells.
