Thermal properties of (GaAs)N(Ga1-xAlxAs)N(001) superlattices

We present theoretical results for the thermal properties of (GaAs)N(Ga1-xAlxAs)N(001) superlattices. The lattice dynamics is described by a three-parameter Keating model. The effect of composition and disorder in the barrier layers is taken into account by a generalized random-element isodisplacement model. We discuss the influence of the thickness 2N, and the composition x on the specific heat of the superlattices.
