INTERACTION BETWEEN SIMPLE LATTICE DEFECTS AND DONOR IMPURITY ATOMS IN GERMANIUM.

The energy level spectrum, formation kinetics, and thermal stability of radiation defects in n-type germanium after Co**6**0 gamma irradiation at 300 degree K are discussed. It is shown that vacancy-antimony (SbV) and divacancy-antimony (SbVV) complexes are formed during irradiation and that the levels E//c minus 0. 21, E//v plus 0. 21 eV. and E//c minus 0. 16, E//v plus 0. 16 eV, respectively, belong to these complexes. For high gamma -radiation fluxes, the limiting position of the Fermi level is determined by the concentration ratio of the levels E//c minus 0. 32 and E//v minus 0. 30 eV. It is suggested that these levels belong to complex radiation defects containing atoms of an accidental impurity, whose concentration may exceed that of the initial donors.
