摘要:
The Hall effect, electrical conductivity thermally stimulated conductivity, and thermoelectric power of CdSe//xTe//1// minus //x(0. 02 less than equivalent to x less than equivalent to 0. 97 - so CdSe//xTe//1// minus //x(0. 02 less than equivalent to x less than equivalent to 0. 97) solid-solution films prepared by vacuum condensation were investigated in the temperature range 80-410 K. The films were inhomogeneous semiconductors with deep levels. The degree of inhomogeneity of the CdSe//xTe//1// minus //x films was governed by the value of x. A reduction in x reduced the scale of inhomogeneities, by analogy of a change from an inhomogeneous semiconductor with properties obeying the classical theory of percolation to an inhomogeneous semiconductor obeying the Anderson-Mott-Friedmann theory. An analysis of the temperatures 280-320 K the flow of the current via the conduction (valence) band changed to a flow via an impurity band.
