Developing powerful electromagnetic oscillation sources of the microwave range is a topical problem in creating modern semiconductor devices. The preparation of powerful sources of electromagnetic oscillations based on reverse-biased abrupt p-n-junctions of avalancheoscillator diodes with an external signal has been theoretically substantiated in this paper. The classification for modes of avalanche-oscillator diodes is performed. It has been found that the generation mode depends on parameters of the avalanche-oscillator diode and input signals. It is shown that coherent, multifrequency and broadband oscillations are generated in the avalanche-oscillator diode. Energy and spectral characteristics of oscillations for the avalancheoscillator diode are represented. The results of the study are of interest to developers of powerful diode generators with required range, power and spectral characteristics. © 2016 by Begell House, Inc.
