InGaAsP/InP metal-clad ridge-waveguide distributed feedback lasers with an improved device structure were made by single-step liquid-phase epitaxy. With - 20 nm detuned Bragg wavelength, chi-L around 1-2 and 0.08-0.1-mu-m active layer thickness the linewidth of 400-800-mu-m long as-cleaved lasers is as small as 2 MHz at 10-15mW optical power.
