摘要
Novel hysteretic spectral response of a coupled quantum well p-i-n photodiode was demonstrated by combining a self-electro-optic effect with interwell coupling effects on the optical absorption. The phenomena may be sueful for new optical detection, in which high sensitivity is obtained for a monochromatic optical signal within a restricted wavelength range which is controllable by the bias voltage.
