DONOR-ACCEPTOR PAIR DECAY AND EVALUATION OF THE RECOMBINATION CONSTANT AND THE BOHR RADII OF SHALLOW IMPURITIES IN ZNSE

摘要
The recombination constant (W0) and the Bohr radii of Na interstitial donors (a(D)) and substitutional Na acceptors (a(A)) in Na doped ZnSe have been determined from the time decay of the close donor-acceptor pairs. The results are W0 = 6 x 10(8) s-1, a(D) = 37 angstrom, and a(A) = 5.6 angstrom. The measured Bohr radii are in excellent agreement with the values derived from scaled effective mass theory.
