A 3dB modulation bandwidth in excess of 18GHz has been demonstrated in a complex-coupled DFB laser at 1.3mum wavelength. This was achieved by using a detuned multiquantum-well absorption grating and by employing an airbridge contact configuration and a narrow mesa.
